🏗 概要 / Overview
CSP（Chip Scale Package）は、チップ本体とほぼ同サイズの小型パッケージで、携帯機器や高密度実装に広く使われます。
A Chip Scale Package is a miniaturized package nearly the same size as the die, widely used in mobile and high-density applications.

- 小型化・薄型化
Enables compact and thin form factors - 高性能：寄生要素が小さく高速信号に対応
Low parasitics, supporting high-speed signals - 低インダクタンス接続：電源/信号品質改善
Improves power and signal integrity with low inductance - 実装歩留まり向上（BGA比較でリワーク容易な場合あり）
Better yield compared to fine-pitch BGAs in some cases
⚠️ 課題 / Challenges
- リフロー工程でのボイド・接合不良
Voids and solder defects during reflow - ウェハレベル実装はコストが高い
Wafer-level CSPs are costly - 熱サイクルによるクラック
Thermal cycling can cause cracks - 検査の難しさ（X線必須）
Requires X-ray inspection for hidden joints
🛠 実装と検査 / Mounting & Inspection
- 基板パッド設計：NSMD（Non-Solder Mask Defined）が主流
NSMD pad design preferred for CSP reliability - リフロープロファイル最適化：急速加熱でクラック防止
Optimized reflow profile prevents cracks - 検査：AOIでは限界、X線や超音波で接合確認
AOI insufficient, use X-ray or acoustic microscopy
